由碘化甲基镁与三氯化镓反应生成三甲基镓醚络合物，络合物解离生成三甲基镓。将粗制三甲基镓醚络合物蒸馏、分离、精馏、提纯即可。或用三甲基铝与三氯化镓反应可生成三甲基镓和(CH3）2A1C12.经蒸馏、加ＫＦ，再用物化方法提纯可得99.999%产品。
