砷化镓制备

图XIII-20 砷化镓的制备装置

砷化镓的制备装置如图所示，先往一端封闭的透明石英安瓿中送入装有纯镓的石英盘，然后加入纯砷，在5×10-6Torr(1Torr=133322Pa)下，真空封口。砷的加入量为其当量的1.1～1.2倍(因为砷是利用蒸气压控制的，所以加入量必须比充满整个安瓿还要多一些)。为防止砷化镓及盘受潮湿，必须向盘里面喷砂大约150～300次。将上述安瓿按图所示装好，装有砷的A炉加热到610℃，装有镓的B炉加热到1250℃(根据安瓿的大小，可按砷摩尔量的1.1～1.2倍加入之)。

加热到610℃的砷的蒸气压为101.325kPa，与加热到1250℃的镓进行反应，产生砷化镓。经过4～5h后，将安瓿每1h往A炉拉出5～20mm，则从盘的前端逐渐生长出单晶。
